چکیده

Single-crystalline InN nanorods were successfully grown on c-Al2O3, GaN, Si(111), and Si(100) substrates by non-catalytic, template-free hydride metal–organic vapour phase epitaxy (H-MOVPE). It was evaluated thermodynamically and confirmed experimentally that the domain of nanorod growth lies in the vicinity of the growth–etch transition. Stable gas phase oligomer formation is suggested as the nucleation mechanism for InN nanoparticle generation. Dislocation-free, high-quality InN nanorods with [00.1] growth axis were formed via an apparent solid–vapour growth mechanism. The nanorod diameter, density, and orientation were controlled by growth temperature, substrate selection, and HCl/TMIn and N/In inlet molar ratios. Shape-controlled synthesis and influence of W doping and oxygen nonstoichiometry on the phase transition of VO2

Monoclinic VO2(M) in nanostructure is a prototype material for interpreting correlation effects in solids with fully reversible phase transition and for the advanced applications to smart devices. Here, we report a facile one-step hydrothermal method for the controlled growth of single crystalline VO2(M/R) nanorods. Through tuning the hydrothermal temperature, duration of the hydrothermal time ...

InN Nanorods and Epi-layers: Similarities and Differences

Transmission electron microscopy was applied to study InN nanorods grown on the a-, c-and r-plane of Al2O3, and (111) Si substrates by non-catalytic, template-free hydride metal-organic vapor phase epitaxy (H-MOVPE). Single crystal nanorod growth was obtained on all substrates. However, the shape of the nanorods varied depending on the substrate used. For example, nanorods grown on r-plane sapp...

Transport and infrared photoresponse properties of InN nanorods/Si heterojunction

The present work explores the electrical transport and infrared (IR) photoresponse properties of InN nanorods (NRs)/n-Si heterojunction grown by plasma-assisted molecular beam epitaxy. Single-crystalline wurtzite structure of InN NRs is verified by the X-ray diffraction and transmission electron microscopy. Raman measurements show that these wurtzite InN NRs have sharp peaks E2(high) at 490.2 c...

Size-manipulable synthesis of single-crystalline BaMnO3 and BaTi1/2Mn1/2O3 nanorods/nanowires.

We report a size-manipulable synthesis of single-crystalline nanorods/nanowires of barium manganite (BaMnO(3)) and barium titanium manganite (BaTi(1/2)Mn(1/2)O(3)) by using the composite-hydroxide-mediated approach. The synthesis cleanly yields nanorods with a hexagonal perovskite structure. Typical nanorods have widths ranging between 50 and 100 nm, and the lengths can be easily controlled by ...

Synthesis of single-crystalline perovskite nanorods composed of barium titanate and strontium titanate.

We report the solution-based synthesis of single-crystalline nanorods composed of barium titanate (BaTiO3) and strontium titanate (SrTiO3), which yields well-isolated nanorods with diameters ranging from 5 to 60 nm and lengths reaching up to >10 mum. Electron microscopy and diffraction measurements show that these nanorods are composed of single-crystalline cubic perovskite BaTiO3 and SrTiO3 wi...
